Contact Engineering in III-V Nitrides for UV Light Emitters: Enhancing Efficiency and Reliability
The Helmholtz-Zentrum Dresden-Rossendorf’s (HZDR) project, executed in collaboration with ALLOS Semiconductors GmbH and supported by an €80,000 budget in 2023, focuses on revolutionizing the efficiency and durability of UV light-emitting diodes (UV-LEDs) through advanced contact engineering. Utilizing non-equilibrium thermal processing methods, including flash lamp annealing and selective area doping, the initiative aims to enhance the external quantum efficiency and carrier injection of III-V nitride-based LEDs.
Key Achievements
The project emphasizes post-grown annealing techniques and local doping strategies that significantly reduce point defects and improve carrier injection efficiency. Highlights of the project include:
- Demonstrated a 25% increase in LED efficiency and reduced contact resistance.
- Enhanced device stability by using ms-range flash lamp annealing to eliminate point defects.
- Developed scalable processes for improved diode reliability and external quantum efficiency.
- Proof-of-concept achieved at TRL 3-4, moving toward TRL 4-5 with plans for further industrial collaboration.
Bridging Science and Industry
Current UV-LED production heavily relies on the MOCVD process. This project introduces ion implantation combined with subsecond annealing as an innovative solution for contact engineering, offering several advantages:
- Lower Schottky barrier height (SBH) at metal-semiconductor interfaces for better p-type and n-type contact performance.
- Local doping strategies that reduce point defects while preserving the optically active region.
- Utilization of sulfur and selenium for n-type doping, avoiding self-compensation issues seen with traditional silicon doping.
These innovations align with industry needs, providing a robust path for commercialization, particularly in sectors like sterilization, active air cleaning, and indoor lighting. ALLOS Semiconductors GmbH has expressed keen interest in collaborating on extending this technology for broader applications.
Future Outlook
With further development, this technology holds great promise for commercial exploitation. While the proof-of-concept is validated, additional time and industrial partnership are needed to scale up the process to larger wafers for mass production. The project's potential applications range from deep UV sterilization to active air cleaning solutions, marking a significant advancement in sustainable lighting technology.
